Scope
This standard specifies the infrared absorption test method for carbon concentration in semi-insulating GaAs single crystals. This standard is applicable to the determination of carbon concentration in non-doped and carbon-doped semi-insulating GaAs single crystals with resistivity greater than 106Ω·cm. Measurement range: from 1.0×1015 atoms/cm3 at room temperature to the maximum solubility of substitutional carbon atoms, and the detection limit at 77 K is 4.0×1014 atoms/cm3.
